The scariest/creepiest enemy for me is the Enderman from Minecraft. I don't play a lot of scary video games. tongue

Um, I haven't played many scary video games, but I'd guess that it's the Redeads in Legend of Zelda Ocarina of Time (3D remake, not original N64 (i think) game, in which graphics were way worse).

My brother (who's only 11) owns Resident Evil: Revelations. The two scariest enemies would probably be Zombie Rachel and the Skagdeads.
